The "12th Five-Year Plan" 863 Program's Advanced Energy Technology Field "Development and Application of Novel High-Voltage Field-Controlled Turn-Off Thyristor Devices" has made significant progress in the development of new high-voltage field-controlled turn-off thyristor devices, breaking through device chip design A series of key technologies, such as process, manufacturing, testing, and application, have recently passed technical acceptance. The subject was undertaken by the Institute of Electrical Engineering of the Chinese Academy of Sciences, jointly with Wuxi Tongfang Microelectronics Co., Ltd., Hubei Taiji Semiconductor Co., Ltd., Metallurgical Automation Research and Design Institute and Shanghai Jiaotong University.
This project was the first time in China to successfully develop a new type of high voltage field controlled switchable thyristor device of 4500V/4000A, which has broken through the chip design and manufacturing of new high-voltage field control type turn-off thyristor devices, intelligent driving of self-powered and advanced packaging, etc. The key technologies are the highest forward blocking voltage of 4560V, maximum off-current of 4040A, forward conduction current of 1050A, positive conduction current of 1648A, switching frequency of 1000Hz, and driving power of 15W. For the first time, successfully developed a new high-voltage field-controlled shutdown thyristor device test system and an ANPC converter system based on a novel high-voltage field-controlled shutdown thyristor device, which broke through the modeling of a novel high-voltage field-controlled shutdown thyristor device. As well as testing key technologies, mastered the key technologies of prototype design, manufacturing and testing of new high-voltage field-controlled shutdown thyristor devices, and realized industrial applications.
